英文摘要Photonic-crystal surface-emitting lasers (PCSELs) have garnered significant attention due to their ability to generate laser beams with ultra-high power and low divergence. This is because they support high-power single-mode lasing with volumes orders of magnitude larger than those of conventional semiconductor lasers. The finite lateral size in a PCSEL is a primary factor limiting its lasing mode volume and, consequently, its output power. We demonstrate that the scaling relation between the total cavity loss α = α ⊥ + α ∥ and the device size L is such that the surface radiation loss scales as α ⊥ ∼ O ( L −2 ), while the edge radiation loss α ∥ ∼ O ( L −3 ). Both scaling relations can be explained by the second-order expansions of the complex frequency ω ( k ) of the band diagram. Our results provide a guideline for estimating the size effect when designing large-area PCSEL-like devices.

英文摘要The photonic crystal surface-emitting laser (PCSEL) has attracted much attention due to the advantages of a small far-field divergence angle and high output power. Here, we report a high-power terahertz (THz) photonic crystal laser with high beam quality through the optimization of the absorption boundary condition and the introduction of the symmetrically distributed electrodes. Single-mode surface emission at 3.4 THz with the maximum peak output power of 50 mW is demonstrated. Meanwhile, a high symmetric far-field pattern with C6 symmetry and a small divergence angle is achieved. In this device, the integration of the stable single-mode operation, high beam quality and high output power is realized, which may have great significance for practical applications.

英文摘要We have theoretically designed a double-lattice photonic crystal surface-emitting laser (PCSEL) based on triangular and circular holes. In the design, porous-GaN which has the properties of lower refractive index and high quality stress-free homo-epitaxy with GaN, was first proposed to be the cladding layer for GaN-PCSEL. The finite difference-time domain (FDTD), the plane wave expansion (PWE), and the rigorous coupled-wave analysis (RCWA) method were employed in the investigation. Our simulations achieved a radiation constant of up to 50 cm -1 and a slope efficiency of more than 1 W/A while maintaining a low threshold gain. We conducted a systematic study on the effects of the filling factor, etching depth, and holes shift, on the performance of the PCSEL. The findings indicate that increasing the filling factor improves the radiation constant and slope efficiency. Asymmetric hole patterns and varying etching depths have a similar effect. The introduction of asymmetric patterns and a double lattice in the photonic crystal breaks the symmetry of electric fields in the plane, while different etching depths of the two holes break the symmetry in the vertical direction. Additionally, altering the shift of the double lattice modifies the optical feedback in the resonators, resulting in variations of cavity loss and confinement factor.

英文摘要We present the design of a quantum dot photonic crystal surface-emitting laser (QD-PCSEL) utilizing a metal reflector. By adjusting the p-cladding layer thickness, incorporating an oxide layer, and using GaInP as the p-cladding layer, the slope efficiency of the QD-PCSEL is greatly enhanced. The influence of the p-cladding layer thickness and the photonic crystal (PC) layer on the slope efficiency was investigated using the three-dimensional finite-difference time-domain method. Simulation results demonstrate that with a fill factor of 22%, a PC layer thickness of 420 nm, and a p-cladding layer thickness of 1.3 μm, the designed QD-PCSEL achieves a slope efficiency of 267 mW/A. This represents an approximately 20-fold improvement compared to reported experimental results.

英文摘要Traditional photonic crystal surface-emitting lasers (PCSELs) rely on isolated quasi-bound states in the continuum (q-BIC) that are generally at the center of the Brillouin zone and which offer high directionality and quality factors. However, due to the isolated nature of the q-BICs they rely on, PCSELs are fundamentally limited in applications that demand continuous tunability, requiring the construction of many different PCSELs that are switched on and off to achieve such tunability. Here, we introduce a new cavity geometry that uses a novel polarization- and angle-selective Bragg reflector to develop a surface emitting laser that features a continuous line of bound states in the continuum. The resulting dispersion allows for high-Q lasing states across a broad wavevector range, with the potential for twin-beam emission whose angular separation can be tuned by adjusting the temperature and injection current into the quantum well gain medium. Numerical simulations confirm that this configuration yields a high-quality factor and supports single-mode operation over large areas due to its reduced density of resonances. The approach will not only enable continuous angular beam control but also offers compatibility with existing fabrication methods. Our study represents a significant step toward overcoming the limitations of isolated-q-BIC-based devices and opens new possibilities for dynamic and tunable beam-steering in integrated photonics. 英文摘要Efficient and generalizable full-wave simulation is essential for nanophotonic analysis and inverse design, yet existing methods face a tradeoff between the high computational cost of numerical solvers and the limited generalizability of neural operator models for complex optical scattering. Here, we introduce FEMONet, a finite-element-constrained operator-learning framework that learns light scattering from an operator parameter space to a Galerkin-consistent solution space. The operator parameter space encodes the physical entities defining a wave-equation problem, while the variational weak form links this space to the coordinate and physical solution spaces. Integrated with operator-learning networks, FEMONet extends classical solvers from isolated problem instances to parameterized scattering operators. To our knowledge, FEMONet represents the first Galerkin-consistent operator-learning framework for complex-valued optical scattering, grounded in the variational weak form of the governing vector wave equations. Finite-element discretization absorbs spatial derivatives into assembled stiffness matrices and load vectors, removing coordinate-based derivatives of the neural-network output from the physics loss and improving training efficiency. By predicting finite-element expansion coefficients rather than unconstrained field values, the Galerkin-consistent formulation preserves compatible trial and test spaces, achieving high accuracy, stable training, and generalization across dielectric, metallic, arrayed, plasmonic, and three-dimensional nanophotonic structures.
